非挥发性存储器的神经形态计算被认为是解决冯·诺依曼系统中的内存墙和能效瓶颈以及缓解摩尔定律停滞的重要途径。然而,一个完美的人工神经元,具有单一器件内所必需的泄露积分-发射-自重置(LIFT)功能等生物启发行为,仍然缺乏。在这里,我们报告了一种新型的尖峰神经元,具有LIFT特性,通过操作合成反铁磁(SAF)异质结中的磁域壁运动来实现。

我们验证了Joule加热调制了SAF器件中Ruderman-Kittel-Kasuya-Yosida相互作用和内置场之间的竞争机制,使其具有高达17 MHz的射频率和486 fJ/脉冲的能耗。使用延迟为170 ps和功耗为90.99 μW的脉冲神经元电路实现了胜者通吃,激活和抑制神经元之间的电流比>104。我们进一步建立了基于开发的自旋电子学LIFT神经元的两层脉冲神经网络。该架构在手写数字数据库基准测试中实现了88.5%的准确率。我们的研究证实了自旋电子学神经元的电路兼容性和在智能设备和神经形态计算领域的巨大潜力。
